I am looking for four terminal P-MOSFET with body terminal. In my application i need to adaptively bias the body based on S/D , whichever is higher. Could you please point me to high voltage four terminal P-MOSFETS.
Voltage ratings specification ( if not available for this specification, any 4 TERMINAL power MOSFET with lower ratings is also fine):
-Used as load side switch in Boost converter.
- Max source voltage 30V
- Max drain voltage 30-40V
-Max drain current 3-4A
Our P-Channel FETs are only capable of blocking up to -20Vds. What is the maximum drain to source bias?

Thank you for the quick response. The P-Mosfet is intended to be used at the load side of multiple outputs boost converter. (assume 2 outputs here)
Each output of the Boost converter has a range 6V-16.5V. Assuming i Connect the source to output and drain to switch node. The body of this PMOS should be connected to maximum of the two output voltages. Hence i need a p-mosfet with body terminal which i can bias independently.
I browsed TI parts and wasnot able to locate 4 terminal P-Mosfet. All of them have body connected to source internally. Could you kindly point me to a P-Mosfet having body terminal pin.
P-Mosfet specifications : Vgs of 16V, Vds of 16V, Ids of 1-2A

Unfortunately TI does not offer any four terminal NexFET devices with external body connect.

It looks as if there are very few 4 terminal MOSFETs (bulk connection, substrate connection) in production. This is unfortunate, as there are some useful circuits that need them. The available parts are hard to find. Most of the parts I have found recently are P channel. Anyone seeing more of them than I list here please add to the list.

A recently discontinued part: NXP BSS83. Other manufacturers use the BSS83 number but it is not the same part and does not have a separate substrate connection.
