Thanks for your question.

We do not have HTOL test data for this product. The industry standard for power Mosfet testing is not to do HTOL.

We conduct Intermittent Op Life testing (IOL) where we bias the device to self heat to drive a delta of Tj=100C for 10K cycles, 2min on/2 min off.

The CSD86350Q5D passed IOL for 3 lots.

In addition to IOL we also conduct the following tests:

High Temperature Reverse Bias (HTRB) at 150C/80% Rated Vds, 1K hours: 3 lots passed
High Temperature Gate Bias (HTGB) at 150C/80% Rated Vgs, 1K hours: 3 lots passed
