I understand, I think this is what you are looking for:

AMC1311-Q1 Functional Safety FIT Rate, FMD and Pin FMA
- Table 2 is Component Failure Rates per Siemens Norm SN 29500-2
- Table 3 is Die Failure Modes and Distribution
