Bare die design is a pretty big deal -- I would think the people asking the question would know about it.

When we did it the package code was KGD ("Known Good Die").

A customer has requested a document that shows the package and pin information for the MSP430F4152CY.
In my opinion, the pin information is the same as the normal MSP430F4152 pin information.
However, I cannot determine whether it is 48ipn or 64pin only by the notation “CY”.

It is a bare die. There is no package, You get access to all the pins, and can bond whichever ones you want, in essence *you* get to choose whether it is 48 or 64 pin.

There are no pins!

This is an RCA CDP1802, but that does not matter. This is what you get with the CY. In this image, you can look carefully and see the bondpads around the edge of the chip with the wires. The customer will have to attach the chip to his board and then wirebond the appropriate pads.

To use this you need to sign an NDA with TI. Then get the info from TI identifying the bondpads and the location. Then you can attach the die and bond as necessary.

There is probably only one die - you will need to ask TI that after the NDA is signed. For 64 pin you would bond all the pads. For 48 pin you would bond a subset of them.
