Hello Sr,

I am going to use this N-FET to make a resonant tank,before to start this project I need a simulation with this FET,pls hlep to provide those parameters below for further evaluation.

(Rg=?, Rd=?, Rs=? Vto=?, Kp/Lambda=?, Cgs=?, Cjo=?, Is=?, Rb=? ). 

I know you may say you have Tina-T and Pspice model ect, but I just need above list out those parameters to run this simulation on another program. so Pls do me a favor asap!

    I believe all of the parameters can either be found in the datasheet or in the PSpice .lib file which is unencrypted and can be opened with Word Pad or Note Pad

    Rg = 0.9Ω typical, 1.8Ω max - from datasheet

    Rd = 4.4mΩ (RDD + RDP) -  from PSpice model

    Rs = 1.5mΩ (RSB + RSP + RSS) - from PSpice model

    Vto = 2.5V (DVT0) - from PSpice model

    Kp = 37S - from datasheet

    Lambda = 1 - PSpice default

    Cgs = 72pF - from PSpice model

    Cjo = 1100pF - from PSpice model

    Is = 1.1pA - from PSpice model

    Rb = 0 - PSpice default

    Actually two more parameters are lost there(Cgdmax & Cgdmin ),I've tried to find those informations on datasheet, it shows me the typical and max values of CRSS(27pF & 35 pF),and I look at the bar chart of figure 5 I don't konw where is the Min.of CRSS, could you pls do me one more favor that provide the correct parameters of Cgdmax & Cgdmin.

  • Hi Peter,

    I've been working with another engineer on your request and need to make a correction to the value of Vto = 1.7V. Regarding capacitance values:

    Ciss = Cgs + Cgd

    Crss = Cgd

    Coss = Csd + Cgd

    I'm not sure if you want the specified Cgd min and max (27pF & 35pF) or the min and max from the Crss (Cgd) curve in Figure 5. The min (25.3pF) and max (134.7pF) from curve occur at VDS = 30V and VDS = 0V, respectively.
