LMG3522R030-Q1: how Qrr and Qoss are measured

Hello Team,

My customer would like to know, if the Coss, Qrr and Qoss specified in datasheet are mentioned in the datasheet are measured across drain and source pin of the device as whole?

or there is some other method?

Question arises because as per internal diagram, there is a SiFET in series with GaN.

Kindly help to clarify.

  • Hi Mahendra,

    Yes, we do measure Coss across the drain and source pins of the device. This will measure the Coss of the GaN FET only. This is because the silicon FET is not switching during normal operation. Qoss is the same. On the data sheet it can be note Qrr is 0. This is because our GaN FETs have no reverse recovery loss due to there being no intrinsic body diode.
