toff_min is from drive circuit, in real application, it also have dead time between high side and low side drive and other delay , so considering these factor, adding 200ns will make enough margin

My application is 12~24V input and 11V/14A output, according to datasheet calculation, my operation frequency should be less that 115KHz, but the simulation result made by WebBench is 147KHz, why?

I don't know the wenbench internal logic for frequency setup. but if your condition is12V input and 11V output, I more suggest you can take look at LM25148.

it support 98% duty cycle when Vin close to Vo.

Eventhough you don't know the wenbench internal logic for frequency setup so that can'r answer my question, can I still trust the simulation result of WeBench?

yes, I think it more depend on your hardware result, you can put 147K in your porotype , if you see the output regulation is poor at Vin=12V, you can adjust the frequency lower, it won't impact other passive component if low down to 115Khz
