    I got the following info from the team.

    Mold compound properties:

    Flexural strength              12 – 20                  Kgf/mm2

    Flexural modulus              2150 -2750         Kgf/mm2

    CTE (above and below Tg)(ppm/°C): CTE1 (above Tg) =  36         CTE2(below Tg)=    9

    Tg (glass transition temperature)(°C): 130
