I am facing issues while simulating the PSpice model for the LMG3522R030 GaN FET in PSpice for TI. Even when I try simulating the model standalone, the same error occurs. The error code is as follows:

Additionally, I would like to know the following parameters for the GaN FET used inside this IC, as they are not explicitly provided in the datasheet:

Coss (Output Capacitance)
Ciss (Input Capacitance)
Crss (Reverse Transfer Capacitance)
Qg (Total Gate Charge)

Any help with resolving the simulation issue or providing information about the GaN FET's parameters would be greatly appreciated.

Hi Swathin,

For the simulation error, can you provide a screen shot of the run parameters?

For the device parameters for LMG3422R050:

Coss: 110pF (this is listed in the datasheet for all of our devices in the electrical characteristics table)
Ciss: We don't list the following in the datasheet. Since we integrate the gate driver and have integrated slew rate control via the Rdrv pin and according to figure 5-4.
Crss: We don't list the following in the datasheet. Since we integrate the gate driver and have integrated slew rate control via the Rdrv pin and according to figure 5-4.
Qg: we don't list this in the datasheet. Since we have an integrated gate driver we provide the supply current Vs. switching frequency (figure 5-9 & 5-10). These figures show the energy consumption of the gate driving circuitry and gate charge according to switching frequency.

Hi Swathin,

Sometimes we see an issue when there is no resistor added in paths on PSpice. Can you add resistor in the path of the LDO5V?

I have added a 10 ohm res in LDO 5V , now am able to run simulation but the result am getting is bit weird, as a gate pulse am trying V1= 0

V2= 5

TD=0

TR=50n

TF= 50n

PW= 2.5u

PER= 5u

but this " WARNING(ORPSIM-15452): Pulse Period < (Rise Time + Fall Time + Pulse Width) for X_U1.V_UTOP_U_PWM_Temp_VRAMP1." error is keep coming,

Hi Swathin,

It looks like TR+TF+PW is smaller than PW. It may be a different issue, could you try adding 100ns deadtime instead of TD = 0?

TR+TF+PW is not smaller than PER, but anyway i have added 100n TD as well but the error is still there and switch is not turning ON, is there any slow start there for this GaN device? if so how much it is?.

From the schematic, I see your turn off voltage is -2V. Try changing this to 0V. The IN pin has recommended voltage range of 0V-5V.

Finally it got simulated when i connect R drive to ground via 20K resister , but still the errors : WARNING(ORPSIM-15452): Pulse Period < (Rise Time + Fall Time + Pulse Width) for X_U1.V_UTOP_U_PWM_Temp_VRAMP1 and WARNING(ORPSIM-15256): <X_U1.X_UTOP_U_GAN_FET.T> not a subcircuit param" are there anyway.

That is good that simulation is running.

Hi Swathin,

Can you add a voltage probe across the V3 voltage source and share the screen capture of its waveform? It is saying that the parameters for it are causing an one of the warnings.

Hey Swathin,

This waveform appears to have (rise time+fall time+pulse time) < period, despite the warning message that (rise time+fall time+pulse time) > period. Since this is only warning not error, it doesn't seem to affect simulation or results.

For the warning <X_U1.X_UTOP_U_GAN_FET.T> not a subcircuit param, this looks like it may relate to the Temp pin in the device, since it is not being used and this only warning not error, it should not affect the simulation.
