Hi Team,

Would you kindly share the SPICE file for this part? if not, can you please share the the following GaN parameters: Crss versus Vds, Ciss versus Vds, Gate plateau voltage and Rg (including the gate driver output resistance).

    Hi Marvn, 

    There is no SPICE model available for this part. Additionally, since this is not a discrete GaN FET, we do not publicly disclose the Ciss and Crss. 

    For evaluating switching power losses, customer can refer to Coss vs. Vds curve in datasheet. 

    For evaluating gate drive power losses, customer can refer to Figure 5-20, AUX current across switching frequency. They can take VAUX*IAUX to find the total power consumption of the IC, which includes the gate drive power losses.
