Hi Akashi-san,

This device doesn't have an interposer.

It is a WSCP, no BGA and will be mounted on it's solder balls directly.

Hello Moritz-san,

Thank you for confirming. I understand there is no interposer.

Let me ask two questions.

1. Is this device standard WSCP?

In this app note (http://www.ti.com/lit/an/snva009ai/snva009ai.pdf), there is two some type of WSCP package.

2. Do you have temp cycle test report?

I found it on this page on TI.com, but I can't find temp cycle test report.

If you have, could you share me?

sorry for the delay.

The package is a standard WCSP.

Regarding the T/C test; I have found a summary report of 3 Lots that all tested PASS .

Let me see if i can get some details.
