TMS320C6452: confirmation on max gr per ball on BGA package

Hello everybody ,

Looking at the www.ti.com/lit/an/sprabi2c/sprabi2c.pdf (page 90) and some recalculations I get a value of 119.8 gram each BGA ball (271psi x 23mm x 23mm / 841 balls @ 100C ).

please could you confirm if this is the proper value in gr per single ball ?

reason I am asking confirmation is to be sure to handle package in proper way adding a spring heat sinker

SPRABI2C is not directly applicable to C6452 but these specific calculations are same for this part since it is simply a 0.8mm FCBGA. Note that this is a uniform calculation. Additional margin needs to be accommodated for any co-planar error in the heat sink solution and the DSP installation.

Carlo,

That is a mechanical design issue that is dependent on your heatsink implementation. Depending on your manufacturing tolerances, you might only want 20% margin or you might want 100% margin. I cannot answer that for you.

thank you , sorry for double asking but what I see in the datasheet and doing calculation takes me to a value per ball of about 100 gr or more ( I got 119.8gr per ball )

it sounds a little high ( some other bga vendors are in the range of 5 to 10 gr per ball ) .

so please could you confirm me once again values declared on the data manual are correct ?

Carlo,

These values are correct. I did not rework your calculations but values around 100 grams/ball are realistic. The values that you indicate from other BGA vendors seems very low.
