Siddharth,

What are you trying to do with this device in your application that you need the transistor parameters? These parameters are proprietary but you can roughly approximate the threshold voltage is ~0.5 V.

thanks for the reply, i need to model these for simulation. can you please also confirm that the value of Ci given at 24pF is the gate input to ground capacitance of gate to source capacitance ?

Siddharth,

We have an HSPICE model you can use for simulating this device found on TI.com tools and software tab.

This is a similar post that seems to address your capacitance question as well as some other information you may find useful.

thanks but i have already checked this model but its not readable , hence i am unable to change any parameter inside it
