I have some technical questions about surface mounting the CC3220MODASM2MONR microprocessor

1. The solder paste composition in “Soldering and Reflow Condition” (Section 11.5 of SWRS206E data sheet for CC3220MODx and CC3220MODAx modules) documentation is listed as "Sn/3.0 Ag/0.5 Cu", is this particular solder paste composition required or can other solder paste compositions be used?

2. If another solder paste is used, do we use the same reflow temperature profile as the listed solder paste?

3. “Peak temperature” in same “Soldering and Reflow Condition” documentation is listed as 245 C, is this the maximum heat tolerance of the MCU? Or what is the maximum heat tolerance of the MCU?

Hi Max,

The solder paste stated was actually SAC305 alloy. (96.5% Sn, 3% Ag and 0.5% Cu). This is a very common solder paste. There are many supplier provide this solder paste. The recommended reflow profile was based on SAC305. Reflow profile affected by PCB thickness, PCB stack up, Component density and solder paste type.
If you select a different type of solder paste, then a new reflow profile may be needed.
No. The max storage temperature of the MCU is 125C. The max operating temperature is 85C.

Thank you for your reply! My last related question would then be what is the maximum heat tolerance during reflow the MCU can handle? I have seen the maximum storage and operating temperatures in the supplied documentation, but have not seen a maximum temperature for the reflow process. If we select a different solder paste with a different temperature profile, we want to ensure that we don't pick one that requires a reflow temperature that will damage the MCU.

The CC3220's peak solder temperature is 260C.
