Hi Michael
The heat sink element is composed of tungsten.
The die is mounted on top of the heat sink in this package (see the FVA0256A CLGA diagram in the datasheet). For the ceramic column grid array package the center group of columns are mounted to the heat sink (see the NAA0376A diagram).
