ISOW1412: Concerns about filler attacks in crushed silica

Dear TI assembly engineer-san,

ISOW1412FMR contains silica in the molding compound.
If it contains crushed silica, there may be concerns about filler attack.

1. Please let me know the ratio of spherical and crushed silica in the molding resin of ISOW1412FMR.
      Filler composition: Crushed: ?? % / Spherical: ?? %
2. If crushed silica is used, please provide a technical response regarding the concern of filler attack, indicating that there will be no defects in the product.

    Mold compound contains fused silica as one of its ingredients.
    Fused silica comes in two main shapes: spherical and fractured (irregular shape).
    Because fractured fused silica has a sharp shape, it poses the risk of damaging the wafer die during molding.
    This defect is called a "filler attack (caused by fractured fused silica)".

    Question: What is your opinion on the concern of "Filler Attack" when using mold compounds containing Crushed Silica?

    Thank you so much for clarifying your concern.

    The Packaging team has confirmed that we only use spherical fillers in our mold compounds, hence there should be no concern of damage to the wafer die.

    We received an additional question from a customer.

    Question:
    Which of the following does the above statement "we only use spherical fillers in our mold compounds" mean?

    1. TI uses only spherical fillers in the mold compound materials at all TI factories and subcontractor assembly factories. No factories use crushed fillers.
    2. Some factories use a combination of spherical and crushed fillers. However, all mold compound materials used at TI-Taiwan use spherical fillers.
    3. TI-Taiwan's CEL-9240HF Series resins use spherical fillers. For other mold compound materials, we need to investigate the filler shape.
