Hi experts,

During our IQC, we observed surfaced-level ring patterns on the underside of the chips, with an epi-center at the heat-plate area.

We would want to proceed with solder test n further testing on the Eval board but would like to understand what those rings are and how they occur and if it would cause non-wetting issue.

Can you clarify if the pictures are from the same part? A004 and A007 look diffeent.

Hi Weidong,

Yes, they are the same part#.

A007 is a magnified picture on a 2nd piece where the scratch marks are more obvious under the scope.

Hi Shawn,

Thanks for the clarification. I have several more questions:

1. Is the part showing the ring pattern a new device or a device removed from board?

2. What many devices are showing this ring pattern and out of how many devices?

3. Can you send several devices showing this ring pattern back to us for analysis?

Hi Weidong,

These are new unused parts from the TI reel. We took a few pieces out from the same reel for visual checks and they show similar markings.

We have seen markings from caused by testing at TI but the patterns of the markings here are significantly different from what we have seen before. Were there any specific testing or process flow that were carried for this product?

Hi Shawn,

No, there should be no specific test or process flow for these devices. These patterns are not part of manufacture process. It can be caused by packaging or handling. If you can send several devices we can run some analysis.
