LMZ10501SEE/NOPB - Thermal and temperature rating information requested

Hello:

I'm looking to use the LMZ10501SEE/NOPB device on a project in a high-rel type of environment. I’m looking for the following information on this device:

Thermal resistance junction to board?

125C rating refers to ambient or junction?

Can you help me out with feedback on this? I don't see this information the device data sheet.

Any feedback or input is welcomed and appreciated!

Hello Paul,

The 125C rating refers to junction temperature.
In terms of the junction to board spec, the parameter I have is Psi-JB ~ 70C/W. Also Psi-JT ~ 2C/W.

Another thing to mention is the construction of this package. You can see that it consists of a bare die mounted on top of an inductor. One thermal path exists from the die through the bumps, through the inductor, into the board copper and into the ambient. Another path exists from the junction to the top of the die and into the ambient.

Do you have this information for the new SIL packages. I'm assuming it's either the same or better.

Hello Arie,

The SIL package has a new construction. It improves the thermal path from the die to the board.

The Psi-JB is ~25C/W, Psi-JT is ~24C/W.
