Hi,

Please let me understand about SOA curve of FETs.

  1. Is the SOA curve in datasheet applied for Ta=25degC?
  2. Is SOA curve changed depend on ambient temperature? In other words can we not use this curve for higher Ta condition?

    Yes the SOA is based on 25degC and yes it will degrade with an increase in temperature.
    The best way to determine the the decrease in SOA is to ratio it from Tj max using equation:- SOA ratio/reduction factor = (Tjmax-Ta)/(Tjmax-25degC). Then multiply this by the SOA to get a new SOA number.
    As an example , if Tj max of FET is 175degC and ambient 100degC, the SOA ratio/reduction factor = (175-100)/(175-25) = 75/150 = 0.5. So in this case the SOA capability would be halved.
