Hello Morihara-san,

Thanks for your interest in TI FETs. The 2SJ134-AZ is a -100V P-channel FET in TO220 package. Unfortunately, TI does not have a suitable cross to this device. Our P-channel FETs go to a maximum -20V BVDSS and we do not offer any PFETs in TO220.

Hello Morihara-san,

Thanks again for your interest in TI FETs. No, unfortunately, TI does not make any -100V P-channel FETs. Our highest voltage rating is -20V for PFET.
