The value is 85pF @25deg. What about @ around 80deg ?

This capacitance is composed of only gate oxide?

How is the source /drain bias dependence of the capacitance?

Hi Murakami,

The capacitance is mostly gate oxide and also some metal capacitance. But you'll see your peak at VDD/2. In this architecture the NMOS and PMOS will both be turned on at VDD/2, adding extra capacitance. As opposed to when you're at either Vs = 0V or Vs = VDD where only one of the NMOS or PMOS are turned on.
