What kind of simulation are you running? When I run a transient simulation with a transient source on the gate, I get the correct behavior:

ok with that voltage generator transient source works ,but with battery source on gate not work

Petuker,

It appears that the model may require some amount of current to be flowing as well as the voltage across the gate. If you lower your resistor value to less than 50K, I believe that you will see the behavior you are expecting.

Unfortunately, TI does not make the MCR22-6 and the model was built into TINA by DesignSoft.
