I can make a spice model for you and post it here. Since you mentioned this is a high speed application, are you trying to simulate clamping behavior or signal integrity simulations?

If you're wanting to do signal integrity simulations the S-parameter model is a better option.

Thanks Sebastian. Is this model for the DPL type package of this TVS diode? I saw the CJ0=0.13pF in the file and it seems matches the capacitance of the TVS diode of DPL type at 1MHz. Can the DPY package type also use this spice model?
