SN54LVTH16244A: Short after soldering with AuSn

Part Number: SN54LVTH16244A

We attempted to solder Ti driver (SN54LVTH16244A Ti) on submount with AuSn solder. The processing temperature is 330 degree C for 1.5 minutes. After soldering, we notice shorts between pads. Are those shorts associated with the processing temperature or something else?

Hi Biao,

It looks to me that you are running this part too hot for too long.

Sorry I forget to mention that the composition of Au/Sn preform is 77/23. Its eutectic temperature is a little bit higher than 284 degree C. In addition, we place this part on hotplate instead of reflow oven for soldering - The part is probably heated more in our case. Before adjusting the soldering process, could you please tell me what is the maximum soldering temperature for this part?

Hi Biao,

The max temperatures will be 300 C for no more than 10 seconds on the leads.

Sorry I do have a follow up question: this part is a raw chip without any lead. Does the max soldering temperature (300C for less than 10sec) still apply to the raw die?
