I am currently working on a simulation project that requires precise information about the die thickness of the RM48L540 microcontroller. I need this data to accurately model the device in a particle interaction simulator (TRIM).

Could you provide the following details or guide me to the appropriate resources?

Typical die thickness for the RM48L540.
Typical epoxy thickness for the RM48L540.
Any available documentation or specifications regarding the silicon die used in this device.

Hello Jagadish,

Thank you for your response. I have seen the information in the datasheet but dimensions of die inside the epoxy material is not specified. I would like to know the position and xyz dimensions.

We made a tomography and we found that the position is exactly in the center of the chip, but it has no resolution to determine the z dimension. And we need that data to make simulations before a possible proton irradiation on the chip to study the error recovery feature.

Is 3D CAD diagram also not helping you to identify the dimensions of the die?

I can be able to measure the dimensions using CAD models like as shown below:
