I try to create hex file with example "flashapi_ex1_programming" as below.

Summary of flag set:

Can I set the width of each column 0x20 to 0x10?

Unfortunately, no. This is not a violation of the Intel hex format specification. Because the length is given on each line, no line is required to be of any particular length.

Except the Intel hex, Is there have any setting can help me output hex file like below?

Unfortunately, there is no tool from TI which does that.
