My company, Pacific Multitech, is performing this analysis for another company which designed the equipment.  They may or may not have a FAE working with them -- I wouldn't know.

David : Let's start with the easy part. The TMS320F28377DZWTQ and TMS320F28377DZWTS are both the same package which is ZWT package.

However, there is no one CTE value for a BGA. There will be the CTE of the plastic mold compound as well as the CTEs of the substrate materials/interface to the BGA solder ball. These CTEs may also change with relation to Tg especially for the mold compound. (Tg = Glass transition temperature). Others may have CTEs for Z directions vs X/Y direction.

As these are provided to us by our suppliers and their sub-suppliers, these values are not something that can be posted in a public forum. We will need a NDA to be in place for a detailed sharing of information.    

I need the CTE that is applicable below Tg.  In my application, the parts won't get hot enough for the CTE above Tg to matter.

I do not need the CTE applicable to the z-axis, just x / y.

I haven't needed an NDA before -- I have requested CTE data on these forums several times before, and always received a response, either on the forum (example: https://e2e.ti.com/support/amplifiers/f/14/t/789140), or via e-mail.

However, if I need an NDA -- please tell me how I go about getting one.

Could you please tell me how to obtain the NDA you are referring to, or provide me with the paperwork I will need to fill out?

I imagine this to be a time-consuming process and therefore want to get started right away.

It will have a time for sign off and normally is with the company we have the direct business relationship.

If you need an approx CTE value for the mold compound below Tg, it will be ~ 12 ppm / C.
