DM648 / C6452 - mechanical info for CUT ( FCBGA - 529 pins) package?

Are there information available on the C6452 and DM648 CUT (FCBGA 529 pins) package?

The mechanical info do neither appear in the datasheet (SPRS372H) nor in the JEDEC package list (http://www.ti.com/sc/docs/psheets/jedec/jedec.html) ?

    For DM648, the CUT package is replaced by the ZUT package, which has the same mechanical properties as CUT.

    You mean CUT replaces ZUT with same mechanical properties so ZUT mechanical data can be used for CUT.
    Seems that for the soldering the same MSL/peak reflow are given too.

    Would be useful to have a little mention in the datasheet that those package are comparable.

    Correct, no change on soldering, MSL/peak reflow between CUT and ZUT.

  • Just a little bit more details on the CUT vs ZUT differences:

    It seems that the only difference is that inside the chip the ZUT part number has Pb in the flip-chip solder bumps and the CUT has Pb-free. But both have external pb-free solder balls.
    Mechanical and electrical properties are the same for both packages.
