AM3715 Production PoP Programming

Other Parts Discussed in Thread: AM3715

We plan to use NAND flash as the booting image storage space. Once we begin mass production, must the NAND must be pre-programmed before it is put on the top of AM3715? Or may it be programmed once it is integrated with AM3715 on the board? Is this something we can expect a CM to do or should we find a third party contractor to do it?

  • The NANDs can be programmed on the board.  We do this all the time on the EVM.

  • Thanks, please see additional question: When working on AM3715’s symbol creation there is a question about it's “feed-through” pins on CBP package.

Page 114 of AM3715/03 datasheet (SPRS616B-JUNE 2010-REVISED JULY 2010),Table 2-28 list a ground of pins called “feed-through ball”, what are those pins used for? How should they be handled on the board(left no connect or connected to somewhere)?

Thanks for your help and support!

  • Hello Leslie,

These balls have a connection from the top balls to the bottom balls...they are just a straight connection.  You should handle these per the ball description.  If it is a DDR supply you will need to connect that ball to the power for the DDR.  If it is for the Flash memory, you need to connect it to the power for the Flash memory.  all of the NC balls should  be left unconnected.

  • Thanks for the support to date. Quick clarification on the first part of this question:

Regarding the NAND flash programming, I am concerning about the situation once we start mass production. Programming NAND flash on board (via UART I guess) is a very slow process, it may work for prototype build, but not suitable for mass production. We are looking for a method suitable for this situation, but not sure what is the best way to do it. If you have any recommendation, or know how it was handled by other PoP users, it will be appreciated to let us know.

  • Hi Leslie,

An alternative method for flashing NAND would be using MMC/SD Card , i.e

    1. Boot the board with help of mmc/sd card
    2. With the help of boot.scr file, you can flash the images present on mmc onto NAND.

    Hope this helps.
