How those "Feed-Through" pins should be handled?

Other Parts Discussed in Thread: AM3715

I  am using AM3715CBP, and found a group of "Feed-through" pin that connect its top and bottom pins. Some of them are listed as "NC", but some of them are listed as d-VDD, VSS, or other signals, How those pins should be handled on board? Should I have to connect them to some dedicated power, ground or signals, or simply left them un-connected?

thanks!

  • Jiansheng,

These feedthrough pins on AM3715 CBP and CBC packages are for PoP (Package-on-Package) memory so please refer to PoP memory datasheet and Table 2-33 of  SPRS616D.  The CUS package does not support PoP memory.

  • Hello Jiansheng,

for the CBP package the feed through pins are used to connect power and ground to the DRAM.  the d-VDD balls on the bottom are for connecting power to the DDR the VSS should be connected to ground.  the NC balls should be left unconnected.  Please refer to the DDR data sheet to ensure proper connection for the particular memory you are using.  The feed through balls are just a straight connection from the top balls of the memory device to the board, so the memory data sheet will ultimately dictate how to handle these feed through balls, but they should be JEDEC standard.
