Hello,

Can anyone tell me the following on the OMAP3530DCBBA ,

1. Density of the BGA balls?

 

2. What are the balls made of?

 

3. Specific alloy mixture used?

    Hello Ken,

    •  the CBB package is a .4mm PGBA for the 515 bottom balls.  The top PoP balls are .5mm pitch and there are 168 balls.
    • The balls are Green (RoHS and no Sb/Br).  this is defined as "Green to mean Pb-Free, and free of Bromine and Antimony based flame retardants (Br and Sb do not exceed 0.1% by weight in bomogeneous material).  for the CBB package they are composed of 98.3%Sn/ 1.2%AG/ 0.5%Cu.
