The RESET status register stores the cause of the latest reset. One bit is dedicated for LBIST/STC reset. Please check the TRM under reset section for more details on this.

The safety documents for the device have a safety sequence document as well which covers the flow for the LBIST. You can refer to that document for the process sequence.
