The BUF634 in SO-8 is very nice (if a little pricey), but the NC pin usage is unclear. For keeping the die temperature down, can/should I connect the NC pins to GND, or to V- as in the TO-220 & DPAK??

The "NC" pins on the SO-8 package are not connected internally. You can connect them to any convenient node or they can be left unconnected. To increase heat dissipation, the landing pad area and connection leading from it should be maximized. Area is the key, not where they are electrically connected.
