  • Hi Matsumura-san,

When are the pins cracking and breaking and how many? Is the customer re-assembling (de-soldering and soldering) the parts multiple times? And if so, what is their process?

    Thank you!
    Best Regards,
    Ashley

  • Hi Kang-san,

I got Reply from the customer.

    Process is.

Printer → Mounting → Reflow → Wave → Hand solder for required parts.

It seems like Customer dip them to the Soldering pot after reflow.

    1. Reflow

    Preheat 140℃~160℃ :11.15~19.32 Sec.

    Peak 219.62℃~223.61℃

    2.  Solder bath

    Preheat:110℃ PH Time 7 Sec.

Solder tEMP:250℃ DIP time 6 Sec.

    ③ Manual Soldering

When needed  350℃ But He didn't use for it.

The customer was having issue for 5 of 75pcs.

1 clacking and 4 of them are pins were broken.

    Could you give some advice?

    Kind Regards,

    Takashi

  • Hello Matsumura-san,

Please ask them to slow down the pre-heat/soak time. As seen in the MSL document, the soak time can affect the IC reliability:

In the TI document, the temperature is ramped up from 150C to 200C in 60 seconds to 120 seconds, this is a ratio of 0.83 C/sec to 0.416 C/sec.
The customer is changing 140C to 160C in "11.15~19.32 Sec.", this is a ratio of 1.79 C/sec to 1.03 C/sec.

Therefore the customer is ramping the soak time too quickly.
Please let us know if this fixes the issue.

    All the best,
    Carolina
