So we can see what circuit you've been using please share the circuit schematic for your existing design. Without knowing what circuit you're working with one option would be a circuit similar to the one shown in TIPD107.
To meet your goals, the TIPD107 circuitry needs to be modified to include a negative supply voltage so the output can swing down to 0V. Otherwise the design will not be able to output the near 0A output levels you're asking for as shown in the TIPD107 measured results.

This is the schematic for our previous design.
After reviewing your suggestion, I have a concern regarding on low-voltage level.
Do you think the low-voltage level can manage output current of 0.2uA to 0.4uA in stable condition?
