I'm discussing BGA cross section structure with CSC teams.

But, I could .ot get useful informetion from them.

I'm asking "Active Side Coating" layer in below figure.

Could you please tell me the "Active Side Coating " material .

What is the concern with active side coating? Is fails or issues seen during assembly with BQ51013B?

I don't know.

My question is quite simple. What is "the Active Side Coating " in cress section figure?

According to the cress section figure, The Active Side Coating is before Solder Bump process.

Coating on the Active Side will be Polyimide layer for insulation.
