    Thanks for the inquiry. The FET datasheet specifies the absolute maximum VDS = 25V on page 1. The minimum breakdown voltage, BVDSS = 25V is specified in the Electrical Characteristics table on page 3 of the datasheet. There is no specified minimum operating voltage. However, a high enough (>0.7V) negative drain-to-source voltage will forward bias  the intrinsic body diode and it will conduct current. Please let me know if you have any additional questions.

  • Hello Ann,

    Every power MOSFET has an intrinsic body diode, a PN junction, between drain and source. This is how the MOSFET blocks voltage when it is in the off state. A voltage applied from source to drain will forward bias the diode and it will conduct current. Please see Figure 9 in the datasheet which shows the forward drop versus current at 25″C and 125°C.

    Figure 9 in the datasheet shows the V-I and temperature characteristics of the MOSFET body diode. I'm not sure what you are asking for? TI does not specify a minimum VDS operating voltage for our FETs. We only spec an absolute maximum VDS = 25V and a minimum BVDSS = 25V. Applying a negative voltage between drain and source when the FET is off will forward bias the body diode and current will flow thru it.

    Customer just want to know when they tested this MOSFET, how can we determine the negative spike is okay or not. So I just want to know the spec that customer can easily compare with waveform to know the spike is okay or not. Do you have this spec for us? Thanks!
