Hi, I am using the published SPICE model for TPL7407L in TINA, and I am simulating the performance at frequencies higher than 1 KHz. 

At frequencies around 1 MHz and higher, I notice that the output waveform is phase shifted, and the duty cycle does not match the input square-wave signal. An example at 1 MHz is attached below:

I just ran the example TINA schematic, but changed to frequency from 1 KHz to 1 MHz. Furthermore, at frequencies higher than 3 MHz, the signal settles to 0. Is this model physical? And if so, could you recommend similar devices but those that operate at higher frequencies around 20 MHz?

    Is it possible that the phase shift that you are seeing is just the propagation delay? For this part for the turn on and turn off propagation delays are spec'ed in the datasheet at 250ns. This would explain the behavior you are seeing with the model.

    We do not currently have any low side or any other integrated power switch that will be able to switch at frequencies that fast.
